PROJECT TITLE :

A Novel Ku-Band RTD-Based Quadrature VCO for Low Power Applications

ABSTRACT:

This letter presents the look and fabrication of a Ku-band resonant tunneling diode (RTD)-primarily based quadrature voltage-controlled oscillator (QVCO) with low dc power consumption and smart part noise characteristics using an InP-based mostly RTD/HBT MMIC technology. So as to achieve an occasional power operation, an InP-primarily based RTD is used for microwave quadrature signal generation based mostly on an excellent inherent negative differential resistance (NDR) characteristic of the RTD achieved at an occasional applied voltage. The fabricated QVCO core shows a coffee dc power consumption of one.forty six mW with glorious phase noise of at a 1 MHz frequency offset. The obtained figure-of-advantage (FOM) is at an oscillation frequency of 14.vi GHz, which is one among the most effective values among Ku-band quadrature VCOs reported latest.
